Vishay broadens its SOT-227 package power module product line

Recently, Vishay announced that it will broaden its SOT-227 package power module product line. Seven new devices will use ThunderFET power MOSFETs and standard, FRED Pt and trench MOS barrier Schottky diodes. These modules from Vishay provide two-chip Single-phase bridge and single-switch topology, with a variety of rated currents and voltage ratings to choose from.

The VS-FC420SA15 and VS-FC270SA20 single-switch modules with ThunderFET power MOSFETs are Vishay's first voltages of 150V and 200V respectively. These devices are high performance DC/DC converters, battery chargers, AC motor drivers and UPS Ideal for providing up to 400A, on-resistance down to 1.93mΩ at 10V, and gate charge at 250nC.

Vishay's first SOT-227 package VS-RA160FA120 and VS-RA220FA120 models with 1200V insulated standard recovery rectifier modules are optimized for electric vehicle chargers and single-phase, three-phase bridge OR-ing applications. 220A forward current, junction-to-case thermal resistance as low as 0.26 °C / W, and forward voltage drop as low as 1.22V.

Vishay's VS-UFH280FA30 insulated Hyperfast rectifier module uses FRED Pt diodes, the company's first 300V power supply with dual topology, while the VS-UFH60BA65 is the company's first Ultrafast single-phase bridge device. These devices are suitable for welders and UPS. Medium low voltage, high frequency inverter and output rectification of charging station and switch mode power supply, with soft recovery characteristics, fast reverse recovery time as low as 58ns, current up to 280A.

For high frequency switch mode power supplies, DC/DC converters and plasma cutters, Vishay's new VS-QA300FA17 insulated TMBS rectifier module is the company's first module with 170V power rating. The device features a dual topology with 300A The current has a low forward voltage drop of 0.98V at 200A and a low junction-to-case thermal resistance of 0.26 °C/W per module (0.13 °C/W per module).

Competing products typically operate at +150 °C, and today's power MOSFETs, Hyperfast and TMBS modules offer high temperature performance of +175 °C. These devices are RoHS compliant and UL listed.
